I am using the GaAs pHEMTs ATF-3x143 in UHV and cryogenic environment which needs to be baked-out.
The baking is going to last for 2 days at a temperature of 160 degC. My question is if the devices are going to be damaged or the performance is going to be degerated when doing so since the maximum channel temperature is given by 160 degC?

I asked Avago about your enquiry, and they said it should be OK. The reply is below

On the datasheet for ATF-33143 ATF-33143, we explicitly mention that reliability will be impacted if they run the devices at a temperature >140 deg.C, but the 160 deg.C are without operation
